    Method for making a solvent-containing coating material comprising 5 to 70% by weight of at least one mixture of substances (A). The mixture of substances is obtained by copolymerizing in at least one hydroxy-group containing reactive diluent a mixture (A1) of olefinically unsaturated monomers that contain a1) 1 to 90% by weight, based on mixture (A1), of at least one cycloaliphatic monomer and a2) 0 to 90% by weight, based on mixture (A1), of at least one hydroxy-group containing monomer. The coating material further contains 5 to 70% by weight of at least one hydroxy-group containing polyaddition resin (polyadduct) (B) with a M n of 800 to 3,500 and 5 to 70% by weight of at least one cross-linking agent (C) for thermally cross-linking the material. The weight of A, B, and C are based on the solid content of the coating material.

    A polyester resin is the reaction product of plurality of a first compound and a plurality of a carboxylic acid anhydride. The first compound has hydroxyl groups. The carboxylic acid anhydrides react with the hydroxyl groups of the first compounds to form a plurality of first intermediate compounds. These first intermediate compounds have at least one hydroxyl group and carboxylic acid groups. A temperature of the first intermediate compounds is increased until the hydroxyl group of one first intermediate compound condenses with one of the carboxylic acid groups of another first intermediate compound. This condensing, or condensation, forms the polyester resin having an ester linkage and carboxylic acid groups. A second compound having at least one epoxy group and a carbamate compound can be subsequently reacted with the polyester resin. A coating composition includes the polyester resin and a cross-linking agent reactive with the polyester resin.

    An acrylic composition is formed by reacting a functionalized, chain-stopping monomer, a first compound, and a highly-branched, polyfunctional core molecule. The first compound includes vinyl functionality and at least one other functionality that is different from the vinyl functionality, such as epoxy functionality. The first compound, specifically the vinyl functionality of the first compound, reacts with the monomer to form a functionalized intermediate, and the core molecule reacts with this functionalized intermediate to form the acrylic composition.

    The present invention provides a composition for forming a coating type BPSG film, which comprises: one or more structures comprising a silicic acid represented by the following general formula (1) as a skeletal structure, one or more structures comprising a phosphoric acid represented by the following general formula (2) as a skeletal structure and one or more structures comprising a boric acid represented by the following general formula (3) as a skeletal structure. There can be provided a composition for forming a coating type BPSG film which is excellent in adhesiveness in fine pattern, can be easily wet etched by a peeling solution which does not cause any damage to the semiconductor apparatus substrate, the coating type organic film or the CVD film mainly comprising carbon which are necessary in the patterning process, and can suppress generation of particles by forming it in the coating process.
