    本发明公开了一种由六氢‑1H‑茚‑1,3(2H)‑二酮合成的光刻胶树脂单体及其合成方法,属于化学合成和光刻技术领域。该光刻胶树脂单体的结构通式为式I:式I中,R1为饱和烷烃或者环烷烃,R2为氢或者甲基,其合成方法包括以下步骤:在惰性气体保护下,将六氢‑1H‑茚‑1,3(2H)‑二酮与烷基格氏试剂或者环烷基格氏试剂进行格氏反应,格氏反应结束后加水淬灭,并经后处理纯化,得到中间体;将上述中间体与丙烯酰氯或者甲基丙烯酰氯进行酯化反应,酯化反应结束后,经后处理纯化,得到所述的树脂单体。本发明提供的树脂单体为可降解型树脂单体,含该树脂单体的聚合物树脂具有更好的耐刻蚀性能且能够够提高光刻胶光刻图案的分辨率。
