  Sulfonic acid esters are used as (a) compounds for forming a strong acid on irradiation in radiation-sensitive, positive or negative working mixtures also comprising (b) either a compound with at least one acid-decomposable C--O--C or C--O--Si bond (for positive working mixtures) or a compound with at least acid-cross-linkable groups (for negative working mixtures) and c) a binder which is insoluble in water but soluble or at least swellable in aqueous alkaline solutions, wherein said sulfonic acid esters are formula \x9bR.sup.1 --CR.sup.2 (CF.sub.3)--O--SO.sub.2 --!.sub.n R.sup.3(I) or R.sup.1 \x9b--CR.sup.2 (CF.sub.3)--O--SO.sub.2 --R.sup.3 !m (II) wherein R.sup.1, R.sup.2, R.sup.3, n and n are defined with the body of the disclosure. These mixtures are particularly suitable for exposure to deep UV radiation in the formation of recording materials suitable for the production of photoresists, electronic components, and printing plates.

  (DE) Die Erfindung betrifft Sulfonsäureester und damit hergestellte strahlungsempfindliche, positiv oder negativ arbeitende Gemische mit a) einer bei Bestrahlung eine starke Säure bildenden Verbindung, b) entweder einer Verbindung mit mindestens einer durch Säure spaltbaren C-O-C- oder C-O-Si-Bindung (für ein positiv arbeitendes Gemisch) oder einer Verbindung mit mindestens zwei durch Säure vernetzbaren Gruppen (für ein negativ arbeitendes Gemisch) und c) einem in Wasser unlöslichen, in wäßrig-alkalischen Lösungen dagegen löslichen oder zumindest quellbaren Bindemittel, wobei die Verbindung a) ein Sulfonsäureester der Formeln [R1-CR2(CF3)-O-SO2-]nR3 oder R1[-CR2(CF3)-O-SO2-R3]m ist. Die Gemische zeigen eine unerwartet hohe Empfindlichkeit im DUV-Bereich und eine Verbesserung des Auflösungsvermögens. Ganz besonders vorteilhaft ist es, daß die Gemische gegenüber Änderungen der Lagerzeit zwischen Belichtung und Nacherwärmung weitgehend unempfindlich sind.(EN) The invention relates to sulphonic acid esters and radiation-sensitive, positive or negative tone mixtures made therewith, with: a) a compound forming a strong acid on irradiation; b) either a compound with at least one acid-decomposable C-O-C or C-O-Si bond (for a positive tone mixture) or a compound with at least acid-cross-linkable groups (for a negative tone mixture) and c) a water-insoluble binder which however is soluble or at least wettable in aqueous-alkaline solutions, in which compound a) is a sulphonic acid ester of the formulae [R1-CR2(CF3)-O-SO2-]nR3 or R1[-CR2(CF3)-O-SO2-R3]m. The mixtures exhibit unexpectedly high sensitivity in the DUV range and improved resolution. It is especially advantageous that the mixtures are insensitive to changes in the storage time between exposure and post-heating.(FR) L'invention concerne des esters d'acide sulfonique et des mélanges radiosensibles à comportement de positif ou de négatif réalisés avec, qui comprennent: a) un composé formant un acide fort sous irradiation, b) un composé ayant au moins une liaison C-O-C ou C-O-Si décomposable par de l'acide (pour un mélange à comportement de positif) ou bien un composé ayant au moins deux groupes réticulables par de l'acide (pour un mélange à comportement de négatif) et c) un liant insoluble dans l'eau, mais cependant soluble ou pouvant au moins gonfler dans des solutions alcalino-aqueuses, le composé a) étant un ester d'acide sulfonique des formules [R1-CR2(CF3)-O-SO2-]nR3 ou [R1-CR2(CF3)-O-SO2-R3]m. Les mélanges présentent une sensibilité particulièrement importante dans le domaine des ultraviolets lointains et améliorent la solubilité. Il est particulièrement avantageux que les mélanges soient nettement insensibles aux modifications inhérentes à la durée de stockage entre l'exposition à la lumière et le réchauffage.
