A negative developable bottom antireflective coating (NDBARC) material includes a polymer containing an aliphatic alcohol moiety, an aromatic moiety, and a carboxylic acid moiety. The NDBARC composition is insoluble in a typical resist solvent such as propylene glycol methyl ether acetate (PGMEA) after coating and baking. The NDBARC material also includes a photoacid generator, and optionally a crosslinking compound. In the NDBARC material, the carboxylic acid provides the developer solubility, while the alcohol alone, the carboxylic acid alone, or their combination provides the PGMEA resistance. The NDBARC material has resistance to the resist solvent, and thus, intermixing does not occur between NDBARC and resist during resist coating over NDBARC. After exposure and bake, the lithographically exposed portions of both the negative photoresist and the NDBARC layer become insoluble in developer due to the chemically amplified crosslinking of the polymers in negative resist and NDBARC layer in the lithographically exposed portions.
The present invention relates to sulfur vulcanizable rubber compositions containing a methylene donor and a N,N'-(m-phenylene)bismaleimide. The N,N'-(m-phenylene)bismaleimide is used as a replacement for resorcinol and functions as a methylene acceptor. The sulfur vulcanizable rubber compositions exhibit improved peel adhesion and tear in rubber.

The present invention relates to rubber compositions containing a hydroxy-aryl substituted maleamic acid. The rubbers modified with the hydroxy-aryl substituted maleamic acid exhibit improved rubber/filler interaction. The hydroxy-aryl substituted maleamic acid may also be used as a replacement for resorcinol in rubber compositions and function as a methylene acceptor for reaction with conventional methylene donors.
The present invention relates to a sulfur vulcanized rubber composition containing 0.1 to 10.0 phr of an oligomeric maleimide of the formula:

wherein R and R¹ are individually selected from the group of radicals consisting of hydrogen, an alkyl having 1 to 4 carbon atoms or a halogen; R² is selected from the group of radicals consisting of 1 to 12 carbon atoms; X has a value of from 1 to 146 and n has a value of from 0 to 4.
The presence of the maleimide oligomer or maleamic acid improve cord adhesion to the sulfur vulcanized rubber compound.

The present invention relates to a rubber stock containing 0.1 to 10.0 phr of a polyhydric phenoxy resin. The polyhydric phenoxy resins may be used as a replacement for resorcinol and function as a methylene acceptor. The rubber stocks of the present invention exhibit improved tensile strength at break without the inherent fuming problems associated with resorcinol containing rubber stocks. These beneficial properties are obtained while maintaining high low strain stiffness and cord adhesion associated with resorcinol containing stocks.
