    The carboxylation of primary, tertiary-1,4-diols with 100% formic acid or copper(I)carbonyls and carbon monoxide in the presence of 97∼100% H2SO4 at room temperature and under atmospheric pressure gave 2,2-dialkyl substituted 1,5-lactones in high yields.

    An object of the invention is to provide a method for producing a (meth)acrylate ester compound by the transesterification of an alkyl (meth)acrylate with an alcohol compound having a tertiary hydroxyl group so as to esterify all the hydroxyl groups present in the alcohol compound with a high yield or, in a preferred embodiment, a method for esterifying a polyhydric alcohol compound having a tertiary hydroxyl group and also having a primary hydroxyl group and/or a secondary hydroxyl group by one-pot transesterification into a (meth)acrylate ester compound of the polyhydric alcohol. The method for producing a (meth)acrylate ester compound includes a step (I) of transesterifying an alkyl (meth)acrylate with an alcohol compound having a tertiary hydroxyl group using a transesterification catalyst including a complex of iron with a specific ligand, the water content in the transesterification reaction system being not more than 1000 ppm.

    Tertiary alcohol compounds of formula (1) are novel wherein R 1 and R 2 are C1-10 alkyl groups which may have halogen substituents, or R 1 and R 2 may form an aliphatic hydrocarbon ring, Y and Z are a single bond or a divalent C1-10 organic group, and k=0 or 1. Using the tertiary alcohol compounds as a monomer, polymers are obtained. A resist composition comprising the polymer as a base resin is sensitive to high-energy radiation and has excellent sensitivity, resolution, etching resistance and substrate adhesion. 1

    Oleaginous compositions and additive concentrates therefor having enhanced performance characteristics comprise at least a) one or more oil-soluble metal dihydrocarbyl dithiophosphates or dithiocarbamates; and b) one or more oil-soluble additive compositions formed by heating concurrently or in any sequence at least one ashless dispersant which contains basic nitrogen and/or at least one hydroxyl group with (i) at least one inorganic phosphorus acid or anhydride, or at least one partial or total sulfur analog thereof, or any combination of the foregoing; or (ii) at least one water-hydrolyzable organic phosphorus compound and water; and (iii) at least one boron compound; such that a phosphorus- and boron-containing liquid composition is formed, and from which excessive water, if present, has been removed at least during or after heating with (ii), if used.
