A positive photosensitive composition comprises a compound capable of generating a specified sulfonic acid upon irradiation with one of an actinic ray and radiation and (B) a resin capable of decomposing under the action of an acid to increase the solubility in an alkali developer.
A positive photoresist composition comprises (A) a compound which generates an acid upon irradiation with an actinic ray or radiation, (B) a resin which is insoluble or sparingly soluble in alkali but becomes soluble in alkali by the action of an acid, and (C) a nitrogen-containing compound containing at least one partial structure represented by formula (I) shown below in its molecule:

The positive photoresist composition of the present invention is suitable for exposure to a far ultraviolet ray, particularly a KrF excimer laser beam, improved in line edge roughness and also excellent in sensitivity, resolution, depth of focus and resist profile.
A positive resist composition comprising (A) a compound generating a specific sulfonimide compound by irradiation with an actinic ray or a radiation and (B) a resin having a group, which is decomposed by the action of an acid to increase the solubility of the composition in an alkali developer. The resist composition has an improved resolving power and an improved process allowance such as exposure margin and the depth of focus in a lithographic technique using a light source of short wavelengths capable of super fine working and a positive chemically amplified resist.

The present invention relates to a method for preparing branched polycarbonate with a continuous two-phase interface phosgene method. Firstly, an aqueous solution of alkali metal hydroxide with triphenol and polyphenol dissolved therein reacts with a certain amount of phosgene in the present of inert organic solvent to prepare a prepolymer, and then a coupling reaction is performed among the prepolymer, an aqueous solution of alkali metal hydroxide with bisphenol and phosgene dissolved therein to finally obtain a polycarbonate resin. The method can avoid a cross-linking reaction, reduce the cost and improve the quality of the product, while improving the conversion ratio of the branching agent and the branching degree of the product.
A resin composition comprising (A) a polyphenylene sulfide, (B) an epoxy compound, and as an optional component, a reinforcing material, a filler and/or a fire retardant.
