The Direct lodination of Polyalkylbenzenes by the Crossed Jacobsen Reaction

A method has been developed for the direct iodination of certain polyalkylbenzenes by the transfer of an iodine atom of iodoanisole. It consists of the simultaneous addition of iodoanisole and sulfuric acid to the polyalkylbenzene to which the transfer is to be made. In this way, iodo compounds have been prepared from eight polyalkylbenzenes.
The use of, as a reaction solvent in the reaction of a 1,3,5-trialkyl-2-halogenobenzene and an alkali metal salt of 3-mercapto-1H-1,2,4-triazole in the presence of a copper catalyst for the preparation of a 3-(2,4,6-trialkylphenylthio)-1H-1,2,4-triazole useful as an intermediate in the preparation of herbicide compounds, a compound represented by the general formula
in which R is a lower alkyl group, Y is a methylene group or an N-(lower alkyl)imino group and Z is a divalent hydrocarbon group to form a 5-membered ring or 6-membered ring together with the group -N-CO-Y-, such as N-methyl-2-pyrrolidone, N,N'-dimethyl-2-imidazolidinone and N,N'-dimethyl propylene urea, gives the product in high yield without the danger of explosion.

A resist composition is provided comprising a base polymer containing an iodized polymer, and an acid generator containing a sulfonium salt and/or iodonium salt of iodized benzene ring-containing fluorosulfonic acid. When processed by lithography, the resist composition exhibits a high sensitivity, low LWR and improved CDU independent of whether it is of positive tone or negative tone.
