    To provide a method for recovering an anionic fluorinated emulsifier, capable of easily and efficiently recovering an anionic fluorinated emulsifier adsorbed on a basic ion exchange resin. A basic ion exchange resin is brought into contact with a mixture of an aqueous inorganic acid solution and a non-aqueous fluorinated medium, or the basic ion exchange resin is brought into contact with an aqueous inorganic acid solution and then brought into contact with a non-aqueous fluorinated medium, then a phase of the non-aqueous fluorinated medium is recovered, and an acid of the anionic fluorinated emulsifier is recovered from the phase of the non-aqueous fluorinated medium.

    A method for adsorbing and recovering a fluorine-containing emulsifier at a high recovery from coagulation waste water of a fluoropolymer, is presented. An inorganic acid is added to coagulation waste water of a fluoropolymer containing a fluorine-containing emulsifier, to adjust the pH of the waste water to a level of at least 1 and less than 6, then a metal chloride having a solubility of at least 5 mass% in water at 25°C, or a hydrate of the metal chloride, is added to the waste water, to coagulate and remove a solid content and/or a substance convertible to a solid content, contained in the waste water, and then the waste water is contacted to a weakly basic anion exchange resin.

    An aqueous solution containing a fluorine-containing emulsifier in a low concentration of at least 1 ppm by mass and at most 1% by mass (e.g., coagulation waste water after an emulsion polymerization of a fluoropolymer and/or an aqueous solution obtained by washing with an aqueous solution a waste gas from a drying process and/or a heat treating process of the fluoropolymer) is subjected to vacuum concentration under a pressure of at most 100 kPa and a temperature of the aqueous solution of at most 100°C by means of a heating tube surface evaporation type concentrator equipped with a heat pump or the like, and the fluorine-containing emulsifier is recovered from a highly concentrated aqueous solution containing the fluorine-containing emulsifier in a higher concentration of at least 5% by mass. According to the present method, the fluorine-containing emulsifier can be recovered with a high yield from a low-concentration liquid such as coagulation waste water of a fluoropolymer.

    There is formed a laminated resist which exhibits sufficient reflection reducing effect in a photolithography process using light of vacuum ultraviolet region and also has sufficient developing characteristics in a developing process. The method of forming the laminated photoresist comprises (I) a step for forming the photoresist layer (L1) on a substrate and (II) a step for forming the antireflection layer (L2) on the photoresist layer (L1) by applying the coating composition containing the fluorine-containing polymer (A) having hydrophilic group Y. The fluorine-containing polymer (A) contains a structural unit derived from a fluorine-containing ethylenic monomer having hydrophilic group Y and is characterized in that (i) the hydrophilic group Y contains an acidic OH group having a pKa value of not more than 11, (ii) a fluorine content is not less than 50 % by mass, and (iii) the number of moles of the hydrophilic group Y in 100 g of the fluorine-containing polymer (A) is not less than 0.14.

A process for producing an aqueous fluorinated polymer dispersion having a reduced content of a fluorinated emulsifier, which comprises adding an organic carboxylic acid represented by the following formula (1):         Q(CH2)m(CH(OH))nCOOH     (1) (wherein Q is H, CH3 or COOH, each of m and n which are independent of each other, is 0 or an integer of from 1 to 4, and 4≧n+m≧1.) to an aqueous fluorinated polymer dispersion containing a fluorinated emulsifier, followed by contact with a weakly basic anion-exchange resin to adsorb and remove the fluorinated emulsifier.
