A diazodisulfone of the formula: ##STR1## wherein R.sup.1 is a C.sub.3-8 branched or cyclic alkyl group, and R.sup.2 is a C.sub.1-8 straight-chain, branched or cyclic alkyl group, is effective as a photoacid generator when used in a photoresist material for light of 300 nm or less.

A palladium-catalyzed coupling reaction of bis(phenylsulfonyl)methane and aryl halides was developed. A variety of bis(phenylsulfonyl)methyl arenes were prepared in good yields. The transformations of bis(phenylsulfonyl)methyl to methyl, trideuteriomethyl, ethyl, carboxyl, and other functional groups were demonstrated. Organophosphonodichloridates react exothermically with DMSO in anhydrous solvents to give P1P2-disubstituted pyrophosphoric and pyrophosphonic acids. MeSCH2Cl, (MeS)2CH2, Me2S and Me2S2 were the sulphur compounds identified as by-products of the reaction.
