wherein A represents a hydrophobic unit comprising at least one kind of hydrophobic groups selected from a hydrocarbon group and a heterocyclic group, J represents a connecting group, X-Pro represents a hydrophilic group protected by a protective group Pro which is removable by light exposure, m represents 0 or 1, and n represents an integer of not less than 1.
The protective group Pro may be removable by light exposure in association with the photosensitizer (especially, a photo acid generator), or may be a hydrophobic protective group. The hydrophilic group may be a hydroxyl group or a carboxyl group. The photoactive compound has high sensitivity to a light source of short wavelength beams, for resist application, therefore, the photoactive compound is advantageously used for forming a pattern with high resolution.

A polycarbonate which does not undergo coloration or is substantially free from chloride ions causative of coloration, which has a branching parameter (G) of 0.1 to 1.0 and a hydroxyl terminal content of 20 mole % or less based on the total terminal content and/or a chloride ion concentration of 10 ppm or less and/or a sum of the alkali metal ion concentration and the alkaline earth metal ion concentration of 1 ppm or less. A method for preparing an aromatic polycarbonate having less content of a low molecular weight oligomer which comprises the steps of :
(A) conducting an interfacial polymerization reaction in a reaction system comprising at least one aromatic dihydroxy compound, a carbonate precursor, an alkali metal or alkaline earth metal base, water and an organic solvent in the absence of an endcapping agent, and
(B) conducting an interfacial polymerization reaction with the addition of an endcapping agent after at least one of the following parameters reaches a predetermined value :
(1) a weight-average molecular weight of a prepolymer obtained in step A,
(2) a residual amount of the aromatic dihydroxy compound which is contained in the reaction mixture obtained in step A,
(3) an amount ratio of a bishaloformate compound to a prepolymer wherein the bishaloformate compound is a bishaloformate derivative of a dihydroxy compound and is contained in the reaction mixture obtained in step A.

A (co)polycarbonate composition mainly comprising a (co)polycarbonate having a limiting viscosity number [η] of 0.2 to 1.0 dl/g and terminal hydroxyl groups in an amount of 20 mole % or below based on all the terminal groups of the (co)polycarbonate and is substantially free from any branched structure which might otherwise be formed by a side reaction, which contains chlorine (causasive of discoloration) in an amount of 10 ppm or below and an alkali metal ion and/or an alkaline earth metal ion in an amount of 1 ppm or below; and a process for preparing the above (co)polycarbonate composition by the melt transesterification process from a dihydroxy compound such as bisphenol A and a carbonic diester such as diphenyl carbonate with a nitrogen-containing basic compound (a), and/or, a compound (b) containing an element selected from the group consisting of elements belonging to Groups I, II, IV and V of the periodic table as a catalyst.

A branched polycarbonate resin which is prepared by using a tetrahydric phenol having a specific structure as the branching agent, has a branching agent content [branching agent /(dihydric phenol + terminating agent + branching agent) x 100] of 0.05 to 0.5 mole % and satisfies the relationship: y ≥ 11x + 0.5 (wherein x is the branching agent content of the resin; and y is the melt tension (g) thereof at 280°C); and a process for preparing a branched polycarbonate from a dihydric phenol, phosgene or a carbonic acid ester, a branching agent and an terminating agent, characterized by preparing an oligocarbonate, particularly one having chloroformate groups without the addition of the terminating agent, and then reacting the oligocarbonate with the dihydric phenol and the terminating agent. This process can provide a branched polycarbonate which is lowered in the branching agent content, exhibits a high melt tension and good melt characteristics, and can be stably molded through blow molding, extrusion, vacuum forming and so on.
